ECE 124A, Fall 2010, Hw#4 Prof. Kaustav Banerjee 1/2 UNIVERSITY OF CALIFORNIA, SANTA BARBARA Department of Electrical and Computer Engineering ECE124A VLSI Principles Last modified on October 18, 2010 Homework #4 Due Date: Oct 27 th by 5:00pm 1. a) For the Id-Vg curve in the figure below, show linear and velocity saturation regions. Find out I ON , I OFF , I ON /I OFF ratio, subthreshold swing. Is this ideal value of sub threshold slope? If yes why? If no, what is ideal value of subthreshold swing? What happens to I ON , I OFF , I ON /I OFF ratio, if the subthreshold swing increased or decreased? b) If the threshold voltage is defined at a the current constant of 1e-7 A/um, determine the threshold voltage of the device. c) Read the paper “ Threshold voltage definition and extraction for deep-submicron MOSFETs ” by X. Zhou, K. Y. Lim and W. Qian, Solid State Electronics, 2001. If we use the maximum-gm method to define threshold voltage, would the new V TH be higher or lower compared to V TH in part b?

As a current student on this bumpy collegiate pathway, I stumbled upon Course Hero, where I can find study resources for nearly all my courses, get online help from tutors 24/7, and even share my old projects, papers, and lecture notes with other students.

The ability to access any university’s resources through Course Hero proved invaluable in my case. I was behind on Tulane coursework and actually used UCLA’s materials to help me move forward and get everything together on time.
