Show that two MOS transistors connected in series with channel lengths of L 1 and L 2 and identical channel widths of W can be modeled as one equivalent MOS transistor whose width is W and whose length is L 1 +L 2 . Assume the transistors are identical except for their channel lengths. Ignore the body effect and channel length modulation. 2. The purpose of this problem is to investigate the applicability of the square law formula for our EE214 technology. a) Use Spice to measure the drain current of an NMOS transistor with an aspect ratio of 10 μ m/0.35 μ m at a V DS of 2V and V GS voltages of 1V and 2V. b) Using the above two operating points, calculate the threshold voltage and μ n C ox (W/L). c) Using the results from part (b) estimate the drain current of an NMOS with an aspect ratio of 20 μ m/0.7 μ m at V DS = 2V and V GS = 0.75V. Use Spice to find the actual current and calculate the relative error in percent. 3.
