(25 points – 15pts calc., 10pts PSpice) MOSFET DC Operating Points and AC small signal parameters. a) For the MOSFET circuit below, calculate the DC values for V D , V G , V S , and I D . Compute the AC small signal parameters g m and r o . Assume the transistor KP N =100µA/V 2 , V TN =1.4V and W/L=20µm/1µm. For the calculation of r o ONLY, assume that λ=0.01V -1 . You can neglect λ effects in the DC calculations, ie assume λ=0 for the DC calculations. b) Verify the DC operating points in PSpice using the N4007 NMOS transistor. Note, tie the NMOS body terminal to the source, as shown in the schematic, to eliminate any V TN variations with V S . If for some reason your transistor symbol only has 3 terminals (no body), then this is automatically done. R
